IBM and Georiga Tech have demonstrated a 500GHz Silicon-germanium (SiGe) chip, operating at 4.5 Kelvin (-268.65 degrees). The "frozen chip" was fabricated by IBM on 200mm wafers, and, at room temperature, the circuits operated at approximately 350GHz.

i'd like to see how much faster it would have gone if they had gotten it cooled down to 0 kelvin instead of 4.5
